Transistors have been modified in various ways according to the changes of the times. From vacuum tubes to today"s BJTs and MOSFETs, we have been pursuing the goal of high efficiency and high integration. But the process unit gets closer to the limitation as it scales down to nano. Therefore, the Tunneling FET (TFET) is attracting attention as a model of the new transistor. Most importantly, subthreshold Swing(SS) can be lowered below 60mV per decade, which can maximize the transistor on/off characteristics. In this study, we tried to simulate the most simple TFET by adjusting the gate contact length as a way to improve the on/off ratio and lower the SS value using Sentaurus TCAD.
